K&S RAPID

The K&S RAPID is a fully automatic ball bonder from the Gen-S series by Kulicke & Soffa, designed for high-performance and high-reliability semiconductor packaging applications. Its core strength lies in intelligent monitoring and diagnostics: real-time process monitoring tracks parameters related to bond quality, providing alerts for anomalies before yields are affected. Meanwhile, equipment health monitoring enables predictive maintenance for critical subsystems—such as the ultrasonic system and the XYZ motion system—thereby reducing unplanned downtime. In terms of precision, the system achieves a bonding placement accuracy of 2.0 μm (3 sigma) and supports ultra-fine pad pitches as small as 35 μm. It accommodates gold, copper, or silver wires with diameters ranging from 0.6 to 2.5 mil. Additionally, the model offers extended bonding area configurations, such as the RAPID LA and ELA versions, to cater to various lead frame size requirements.
