K&S ULTRALUX™ Plus

The K&S ULTRALUX™ Plus is Kulicke & Soffa’s flagship automatic ball bonder designed for the mass production of LED and Mini-LED devices, positioned above the OptoLux series. Its core advantage lies in the balance between cost and efficiency, offering LED manufacturers approximately 10% in capital expenditure savings. The system features a lightweight, high-rigidity, fully closed-loop XYZ servo system, achieving a bonding speed of 25 wires per second (at a 2 mm wire length) with a bonding precision of 2.5 μm @ 3σ. It is equipped with a Progressive Scan vision engine and the Quick-LED-2 process suite, which optimizes airflow control for free-air-ball (FAB) formation when using silver or copper wire, and supports automatic error recovery for SHTL (stitch-on-hole), NSOP (non-stick-on-pad), and NSOL (non-stick-on-lead) conditions. The system is well-suited for the high-volume production of SMD LEDs, high-power LEDs, and infrared optoelectronic devices.
